Commercialization of “HL63723DG”, a 640nm wavelength range red laser diode with an extended high-temperature operating range up to 85°C

Ushio Inc. (hereinafter referred to as “Ushio”) has completed development of the HL63723DG laser diode (LD) for automotive and sensor applications that require high temperature operation. The sales of this product will begin July 2025. This product features a high optical output power of 200mW in the short red wavelength of 642nm and an extended maximum operating temperature range up to 85°C, compared to 60°C for the conventional product. The product can also operate stably at a low temperature of -40°C, making it suitable for a wide range of applications, including automotive and sensor uses that require operation across a broad temperature range.

In recent years, advancements in vehicle electrification and autonomous driving technologies have driven the development of new technologies aimed at enhancing in-vehicle and external information display and safety. Technologies such as in-vehicle interior projection, exterior ground projection and head-up displays (HUDs) using RGB LDs are gaining attention for their ability to improve driver visibility and provide intuitive information. These automotive applications require LDs capable of operating in a temperature range from high temperatures of 85°C to low temperatures of -40°C. In sensor applications, LDs are widely adopted as non-contact sensors for detecting the presence of objects and for 2D and 3D object recognition. To simplify cooling structures and achieve miniaturization of devices, LDs that can operate stably at high temperatures are required.

In the above-mentioned applications, it is important to ensure the characteristics and reliability of LDs when operating at high temperatures. In general, red LDs, compared to infrared and blue LDs, are unable to confine carriers within the active layer at high temperatures due to their material properties, resulting in a significant decrease in power conversion efficiency. To solve this challenge, Ushio optimized the design of the active layer and developed crystal growth technology to enhance carrier confinement in the active layer, resulting in significant improvements in characteristics and reliability during high temperature operation. As a result, while the upper limit for high-temperature operation in the 640nm wavelength range in the conventional product was 60°C, the new product expands the high-temperature range to 85°C and achieves 50mW optical output operation at 85°C.
